What time does he go to bed? Does he still nap by day?
Does the room have good room darkeners and a sound machine?
He may be thirsty, maybe put a sippy cup with water in his bed.

He has black out shades, sound machine, water everything.

So I only recently started. As of now, yes it did help. Now my kids only wake between 645-730:)

I prepped her before she went to bed that I am going to take to the bathroom..just so she is aware...

I just want to point out that in 2 weeks the clocks change. 5:30 becomes 6:30.
You might not want to do tons now, and when the clocks change, just work with it then.

I tried waking him up at 12 to take him to the bathroom, didn't help. He still woke up super early. Any other suggestions?

My 3 year old has been waking up around 5-5:30 for well over a year now. She sometimes wakes up around 6 if it was an especially late night (think yom tov meal at grandparents, simcha, etc.)
I tried many things, but nothing helped her wake up later. I learned to put her to sleep by 6:30-7 so she gets enough hours of sleep to not be too cranky all day. What worked (not perfectly, but pretty well) was to enforce a rule of not coming into mommy's room before she hears my alarm ring. She has a chart and gets stickers each day that she doesn't wake us up, and a small prize after her chart is finished. I also prepare some books and a sippy cup next to her bed for the morning, and something in the kitchen that she can take by herself (only once it's light outside-she needs to stay in her room if it's still dark) if she gets hungry.
